Abstract

A high-performance III-V/Si phase shifter with a Vπ of 0.45 V and residual amplitude modulation of only 0.15 dB is reported. We are able to integrate the phase shifter in a dense configuration for optical phased arrays with a pitch of 4 μm, and demonstrate beam steering.
