Abstract

This paper highlights the transient behavior of the silicon carbide JFET. The turn-on and the turn-off waveforms are presented. The experimental circuit is based on the buck converter structure. The silicon carbide JFET transient turn-off waveforms presented an unexpected result that will be then discussed and explained. This phenomenon is observed in the SiC-JFET turn-on waveforms but it has not yet clarified by the experimenters. We try here to give an explanation based on SiC-JFET structure and experimental circuit.
