Detailed Analysis of Electrical Characteristics of an InGaP/lnGaAs/Ge Triple-junction Solar Cell

Abstract

High concentration photovoltaic system combined high efficient triple-junction solar cell with concentrator,which had higher conversion efficiency compared with traditional silicon solar cell.The mathematical model of electrical characteristic for triple-junction solar cell which had excellent performance both in efficiency and temperature characteristic was established based on the one-diode equivalent circuit cell model.Detailed analysis on the influence factors of open-circuit voltage and cell efficiency for triple-junction solar cell output electrical characteristic under high concentration(120X、130X、140X and 150X) had been done,and the calculated results was compared with experimental date.The results show that under high concentrated light intensity,the open-circuit voltage and cell efficiency of the triple-junction solar cell were increasing as the concentration ratio increased.What opposite with it was the open circuit voltage and cell efficiency were decreased as the temperature of the solar cell increased.The errors of open circuit voltage and cell efficiency between the experimental results and calculated values were 2.04% and 8.4% respectively.The mathematical model of triple-junction solar cell is established in this paper,which provide a certain theoretical basis for the studies of characteristics of triple-junction solar cell,and can be applied to analyze and discuss the influence of relevant parameters on the performance of high concentration photovoltaic system.
