Abstract

We develop an analytical model for the shot‐noise spectral density of n+n‐metal Schottky‐barrier diodes (SBDs). It is shown that the cut‐off of shot‐noise takes place in the frequency region corresponding to the resonance of carriers reflected from the Schottky‐barrier. The model is validated by comparison with Monte Carlo simulations of GaAs SBDs.
